Tool-Set for Attachment of Solder Columns

What is it.
A tool-set for attachment of solder columns for your specific CCGA device. Designed for ceramic Land Grid Array (LGA) substrates. Also reworks plastic BGA into column grid arrays. Expandable to your needs. The basic tool-set includes a bottom graphite to hold the LGA substrate, a mating top graphite to align Flip-Pack® cassettes pre-loaded with columns and a solder paste stencil. Use a pallet to hold the bottom graphite during solder paste stencil printing. Buy interchangeable parts to make your own system. An entry level tool-set can process volumes up to 500 CGA packages per month. Just add more bottom graphite bases and top graphite arrays to increase throughput to 10,000 packages per month. Tooling change-over for a new CGA device is quick. Simple column attachment process steps using new Flip-Pack®

    About Alignment Tool
    Precision tool-set for optically aligning pads on LGA grid array packages. Simple to use. Place reticle frame over the base graphite. Adjust the LGA package X , Y and Theta so that the pads on the LGA optically center between the grid lines on the reticle. Quick and accurate method to confirm that the pads on the LGA are in alignment before applying solder paste or attaching columns to the LGA.

    Cassette carrier loaded with solder columns or micro-coil springs

    Cassette carrier is pre-loaded with solder columns. Matches the pitch and matrix of the substrate's array. Columns are held in place by top and bottom covers. The columns gently glide into the graphite fixture by the force of gravity after removing the cover and flipping upside down.

    Model C7-TAMP
    C7-TAMP TOOL gently pushes columns into the solder paste while loaded in the top graphite plate. Keep the tamping tool in place during reflow. Remove after reflow is completed.

    Securely locks the CCGA while columns are safely planarized. Place the CCGA inside of the tool. The internal shim allows columns to slightly protrude outside the brass plate. Hold the brass plate face down on a rotating silicon carbide 240 grit (53um particle) abrasive lapping wheel at 150 RPM. Within seconds all columns are planarized. Final step use a 15um diamond polishing wheel to shine and polish the tips of the columns. Accessory EXTRACTION tool gently removes CCGA after planarizing

    Alumimum AL-CG models are 1:1 life size replicas of actual CCGA substrates (without columns). These models are useful for fitness tests for new graphite designs. In case an actual CCGA component is not available for a fitness test, then TopLine can provide aluminum models to the exact size of your CCGA substrate outline. Machined dimples on the bottom side simulate actual diameter pads. Aluminum substrates can be used for training operators without fear of damaging expensive CCGA components.
